近年，液晶ドライバのパッケージとして従来から使用してきたTCPに代わり，SOFが採用されてきている。TCPの接続ピッチの限界値は40μmピッチだったが，SOFは40μmピッチ以下での接続が可能であり，当社はこのSOFと千鳥パッドILB技術を駆使して，液晶ディスプレイの高精細化に欠かせない，業界初の接続ピッチ35μmファインピッチSOF量産化技術を開発した。このファインピッチSOFは2003年1月から量産開始している。
Recently, SOF is increasingly used as the package for LCD drivers, replacing previously used TCP. The pitch of inner-lead connection could be reduced to less than 40μm in SOF, as compared to the limiting value of 40μm in TCP. We have developed a 35μm fine-pitch-SOF technology, utilizing the present SOF and a zigzag-pad-layout ILB technology. As the first supplier of the fine-pitch-SOF, Sharp has started mass production in January 2003.
