
DVD記録用に適した赤色高出力半導体レーザを開発した。実屈折率ガイド構造と端面窓構造を採用し,結晶成長にMBE法を用いて,70℃,パルス100mWで1900時間以上の安定動作を実現した。また,レーザの層厚と組成比,リッジ幅を調整して放射光のアスペクト比を1.7と1.4まで低減できた。本レーザは4倍速記録以上の高速DVD記録システムに最適な光源である。
We have developed a high power red semiconductor laser diode suitable
for use in rewritable DVD systems. By using the MBE growth method and
adopting a real refractive index guide structure as well as a window structure
at the laser facet, a very stable operation over 1900 hours was realized
at 70℃ with an output power of 100mW under a pulsed condition.
Moreover, the aspect ratio of the radiation beam from the laser diode
could be reduced to 1.7 or 1.4 by optimizing the layer thickness, the
composition and the laser stripe width. These results indicate that the
present laser diode is promising for use in high speed DVD systems.
